Many spider?/bots? will direct access to this file any day again and again.
Sometimes direct to all other *.js in xenforo.

Can everbody explain me WHY? :(

To stop the logs you should create a robots.txt file to prevent indexing of the /js/ folder. As for why they're constantly trying to access it, I have no idea.

It's normal for that to be requested. There are even situations where if you use a CDN for jQuery it can be requested.

What configuration (htaccess/Apache config) have you made to block access to that file/directory?

In this example the IP-Range was denied in the .htaccess. It's a well known Japan-Spammer. ;)
The /js/ Folder are not extra protected. Just default with 644 only.

Possibly hitting from a Google cache request?
